Velocity-field characteristic of gallium arsenide from measurement of the conductivity in a microwave field
Abstract
The application of a large microwave field and a small parallel d.c. field across a sample of GaAs alters the average conductivity in a manner which can be related to the velocity-field characteristic of the carriers. An additional effect due to the mixing of the microwave fundamental field and the spurious second harmonic is recognized and taken into account. Measurements made at 9 and 35 GHz agree with each other and with the average conductivity calculated from the velocity-field characteristic obtained by Gunn and Elliott, indicating a negative mobility smaller than that predicted by the intervalley transfer model of Butcher and Fawcett. © 1967.
