The experimental data for high-frequency response of carbon nanotube field-effect transistors (CNFET) was presented. When operated at frequencies up to 580 MHz, the CNFET do not show any signal degradation. The nonlinearity of the nanotube transistor transfer characteristics was used to study the response of a tube to a combined ac/dc signal. The results show that this technique enables easy access to the high-frequency performance of nanoscale devices.
